Application fields of tantalum target materials

Mainly used in physical vapor deposition and other processes, during the sputtering process, atoms on the surface of tantalum target are bombarded and deposited in the form of a thin film on the substrate to obtain the desired thin film material.
The melting point of tantalum is as high as 2996 ℃, which enables tantalum targets to maintain good structural stability in high-temperature sputtering environments and is not easily deformed or evaporated. The density is usually above 16.6g/cm ³, which can reduce cracking or deformation problems during sputtering, while reducing particle splashing and improving film quality. At the sputtering temperature, it is not easily volatile, ensuring minimal loss of the target material during the sputtering process and providing stable tantalum atoms for thin film deposition.
The chemical properties of tantalum are very stable, and it hardly reacts with other acids except hydrofluoric acid and hot concentrated sulfuric acid. It can also be used for a long time in harsh chemical environments, and the tantalum film made from it also has good corrosion resistance. Tantalum surface is prone to form a dense and stable tantalum oxide passivation film, which can effectively prevent further oxidation corrosion and improve the service life of the material.
Application field
In the production of integrated circuits, tantalum target materials are used to prepare diffusion barrier layers, prevent copper interconnects from diffusing into silicon substrates, improve device reliability and performance, and can also be used as gate materials or part of metal gates for MOSFETs, as well as capacitor electrodes in high-density memory devices such as DRAM.
In the production of liquid crystal displays (LCDs) and organic light-emitting diodes (OLEDs), tantalum targets are used to prepare the electrodes and wiring layers of thin film transistors (TFTs). Their stability and conductivity help improve display quality. In addition, they can also be used as thin film encapsulation layers in OLEDs to extend device life.
Used for preparing optical films such as anti reflective coatings or filters, high-purity tantalum films have uniform refractive index and good durability, suitable for precision optical instruments such as camera lenses and laser devices. In chemical, petroleum, marine and other environments, anti-corrosion coatings prepared from tantalum target materials can effectively protect equipment, pipelines and containers from corrosion.
