Products process
a. raw material selection
Select high-purity tantalum powder with a purity of 99.95% or above to ensure the performance and quality of the target material.
b. Powder molding
Pressing: Put the pre-treated tantalum powder into the mold and press it under a certain pressure to make it initially formed.
Isostatic pressing: For some targets with high requirements for density uniformity, isostatic pressing will be used after pressing.
c. Sintering
Vacuum sintering: Place the formed blank into a vacuum sintering furnace for sintering. The sintering temperature is usually between 1800-2200℃.
d. Processing
Cutting: Use cutting equipment to cut the sintered target into the required size and shape according to actual use requirements.
Grinding and polishing: Grind and polish the surface of the cut target to obtain a smooth surface quality to meet the requirements of the sputtering process for the surface flatness and roughness of the target.
Welding or assembly: For some large or complex structure targets, it may be necessary to connect multiple small pieces of target materials by welding or other assembly methods to form a complete target assembly.
Products quality inspection
a. Component detection: Use spectral analysis, chemical analysis and other methods to detect components to ensure that their purity meets the requirements.
b. Density detection: Detect the density of the target to determine whether its densification degree meets the requirements.
c. Surface quality detection: Use instruments such as surface roughness measuring instruments and optical microscopes to detect the flatness, roughness and defects of the target surface to ensure that the surface quality meets the requirements of the sputtering process.
d. Performance testing: Test the electrical and mechanical properties of the target material, such as resistivity, hardness, bending strength, etc., to evaluate whether the target material meets the performance requirements in practical applications.
